The optoelectronic chip produced by the BiCMOS technological process with a critical frequency of 20 GHz provides a response time of no more than 5 ns and a frequency band of at least 100 MHz. The optical head also includes an array of photodetectors (up to 12) connected to transducers and power amplifiers with a bandwidth of 200 MHz. Optical response is 0.23 A / W (current per optical power) for 405 nm and 0.5 A / W for 650 and 780 nm.
